MOSFET models

Circuit simulation programs such as SPICE use more sophisticated MOSFET models that contain many parameters. Often the BSIM models are used. For low power and high-frequency analog design, sometimes the EKV model is used. An advantage of the EKV model is that it has fewer parameters than the BSIM models. Nevertheless, there are many parameters to specify. The parameters to specify a n-MOSFET and a p-MOSFET in a 90 nm CMOS process are shown below.
